This paper reports the effect of coverage factor on varied characteristic of InAs\InP (113)B quantum dot (QD) lasers. Numerical models that based on rate equations are presented and is calculated by using of fourth order Rung–Kutta method .We have calculated output power and optical gain characteristics for InAs\InP (113)B QD lasers that show lasing from the ground state and exited state. Direct–relaxation model is presented and includes two energy levels in quantum dot. The comparison between two energy levels leads to a qualitative understanding for origin of the two–state lasing in InAs\InP (113)B QD lasers. In order to investigate the QD laser dynamics, numerical results for variations of coverage factor are also presented and discussed.<\div>

۲The role of QD density on output power and photon density and optical gain for three states InGaAs\GaAs quantum–dot laser

This paper presents numerical model that based on rate equations are calculated by using fourth order Rung–Kutta method and investigate three levels such as ground state and excited state and upper continuum state of an InGaAs\GaAs quantum dot (QD) laser system. By using of direct–relaxation model, we obtain rate equation for photons and escape and relaxation of carriers for each state. With comparison results and with respect to origin of lasing, we can have a qualitative understanding optimizing values for lasing in each level for the variations of output power and photon density and optical gain with different QD densities, then we obtain optimized values for these three states.<\div>
